Infrared photocurrent in a short period sawtooth doping superlattice

Abstract


  • Photocurrent measurements have been performed on a short period doping superlattice. Miniband absorption occurs even by the small separation of the heavily doped p and n monolayers. The results of the photocurrent measurements are discussed with a Kronig-Penney model basing on the calculation of the transmission coefficient of an V-shaped potential. The results of the photocurrent measurements are compared with transmission measurements. © 1989.
